Cree Inc, makes SiC diodes that have the above specs. They can be paralleled for greater current, but not series connected for greater voltage. The overvoltage failure mode is different from standard silcon diodes, which do take to the series connection for more voltage. So says the Cree Engineer who I spoke with regarding the then-new high voltage Schottky types, 1200 v is on the way....
